LED packaging is the process of putting an LED chip into a package that can be mounted in a broader electronic circuit.
The first step is to mount a singulated LED chip into an LED lead frame.
The second step is to wire bond the top of the LED chip to one part of the lead frame.
The third step is to encapsulate the LED, optionally with phosphor for white color.
It can be through hole or surface mount.
A surface mount LED may have a heat sink.[1]
